Compact Modeling Solutions for Oxide-Based Resistive Switching Memories (OxRAM)

چکیده
Emerging non-volatile memories based on resistive switching mechanisms attract intense R&D efforts from both academia and industry. Oxide-based Resistive Random Acces Memories (OxRAM) gather noteworthy performances, such as fast write/read speed, low power and high endurance outperforming therefore conventional Flash memories. To fully explore new design concepts such as distributed memory in logic, OxRAM compact models have to be developed and implemented into electrical simulators to assess performances at a circuit level. In this paper, we present compact models of the bipolar OxRAM memory based on physical phenomenons. This model was implemented in electrical simulators for single device up to circuit level. J. Exploiting OxRAM Resistive Switching for Dynamic Range Improvement of CMOS Image Sensors
We present a unique application of OxRAM devices in CMOS Image Sensors (CIS) for dynamic range (DR) improvement. We propose a modified 3T-APS (Active Pixel Sensor) circuit that incorporates OxRAM in 1T-1R configuration. DR improvement is achieved by resistive compression of the pixel output signal through autonomous programming of OxRAM device resistance during exposure. We show that by careful...
متن کاملConduction Mechanism of Valence Change Resistive Switching Memory: A Survey
Resistive switching effect in transition metal oxide (TMO) based material is often associated with the valence change mechanism (VCM). Typical modeling of valence change resistive switching memory consists of three closely related phenomena, i.e., conductive filament (CF) geometry evolution, conduction mechanism and temperature dynamic evolution. It is widely agreed that the electrochemical red...

With the explosive growth of digital data in the era of the Internet of Things (IoT), fast and scalable memory technologies are being researched for data storage and data-driven computation. Among the emerging memories, resistive switching memory (RRAM) raises strong interest due to its high speed, high density as a result of its simple two-terminal structure, and low cost of fabrication. The s...

We demonstrate nonvolatile resistive switching in single crystalline ZnO nanowires with high ON/OFF ratios and low threshold voltages. Unlike the mechanism of continuous metal filament formation along grain boundaries in polycrystalline films, the resistive switching in single crystalline ZnO nanowires is speculated to be induced by the formation of a metal island chain on the nanowire surface....
